The patent abstract indicates that the manufacturing method for the TBC solar cell includes several steps: cleaning and polishing the N-type silicon substrate; depositing a first tunneling oxide layer and a first intrinsic multicrystalline silicon layer on the back; boron diffusion; laser grooving, etching, and cleaning; depositing a second tunneling layer and a second intrinsic multicrystalline silicon layer on the back; phosphorus diffusion; laser grooving, etching, and cleaning; and finally, depositing an aluminum oxide film and an anti-reflective layer, followed by creating the metal electrodes.
This innovation involves adding a phosphorus-doped multicrystalline silicon layer on top of the boron-doped multicrystalline silicon layer. The intermediate second tunneling layer creates a secondary absorption doping effect, which enhances the passivation level of the boron-doped multicrystalline silicon layer. The built-in electric field generated by the two PN junctions produces more charge carriers, causing holes to accumulate more in the boron-doped multicrystalline silicon layer and facilitating their lateral transport, making it easier for the metal electrodes to collect them. This process increases the back surface texture and optimizes the charge carrier collection structure without adding extra steps to the manufacturing process.
